This Heat Resistant Underfill material has among the industry's highest temperature resistance and a low CTE, providing automotive-grade reliability. With excellent Thermal Cycle Test (TCT) performance, it is easy to handle, has a long room temperature pot life and does not contain REACH SVHC substances. It is compatible with package sizes of 20 mm square or greater.
